The main purpose of this thesis is to study the size dependent thermal and structural properties of silicon nanowires (Si NWs) and nanoparticles (Si NPs), such us melting temperature, thermal expansion and mean bonding length.

A formula which is working on the bulk tetrahedral elementary and compound semiconductors for correlating between lattice thermal expansion, melting point and mean bonding length found to be applicable on nanoscale size semiconductors.

In the present work, the size dependent mean bonding length for Si NWs and Si NPs has been predicted.

The size dependent lattice thermal expansion and melting point for Si NWs and Si NPs have been calculated by using their standard model based on lattice vibration.

Melting temperature for a ~2 nm scale size decreases and becomes more than 1500 degrees lower than that of the bulk Si, while thermal expansion increases to 95.5 x10-6 K-1 (31 times grater than bulk).

Calculated mean bonding length for the same size range found to be increased by 66.8 % of its bulk mean bonding length.

The unit cell lattice parameter was also calculated and found to increase from 5.4307 Ao for the bulk Si crystal to approximately 9.062 Ao for both Si NWs and Si NPs with a diameter of 2 nm.

These results are in good agreement with the parameters calculated from the reported experimental data of interplaner distances taken directly from high resolution transmission electron microscopy (HRTEM) images for both Si NWs and Si NPs.
