Gold surface barriers on ZnxCd1-x Se alloys have been investigated for Compositions with x =0.85 and X = 0 93 The barrier height and uncompensated donor density have been determined m this range.
Deep level detects were also investigated in these diodes using the spectral dependence of steady-state photocapacitance.
Two deep levels have been observed, with activation energies of 0.54 eV and 1.13 eV relative to the valence band.
